This planarization process can significantly reduce the characteristic size of photonic devices and increase the integration density. One of the key preparation technologies for thin-film lithium niobate chips is the patterning of lithium niobate films. Currently, the publicly available patterning technology routes include electron beam lithography (EBL) + dry etching/wet etching, ultraviolet + dry etching, DUV + dry etching, etc. Among them, the EBL+dry etching route is popular due to its advantages such as high processing precision, flexible layout design, and direct exposure without mask.
